What exactly is nitrogen trifluoride, and why does 99.999% purity matter?

Nitrogen trifluoride (NF₃) is a colorless, toxic gas with a moldy odor. It's a powerful oxidizer and one of the most important specialty gases in the electronics industry.

The purity grade defines the application:

  • 99.9% NF₃: Industrial grade for general uses.

  • 99.999% (5N) NF₃: Electronic grade. This is what semiconductor fabs demand. At 5N purity, impurities are held to extremely tight limits: O₂+Ar ≤ 1 ppm, H₂O ≤ 0.5 ppm, HF ≤ 0.1 ppm, and total metals ≤ 1 ppb.

Primary use: semiconductor plasma etching and chamber cleaning.

NF₃ is widely used in semiconductor, display, and solar cell manufacturing. When dissociated in plasma, it produces fluorine radicals that effectively remove silicon, silicon dioxide, silicon nitride, and other residues.

Key applications include:

  • CVD chamber cleaning: Removes deposits from inner chamber walls after deposition processes

  • Plasma etching: Etches silicon and silicon oxide layers with high precision

  • TFT-LCD production: Used in flat panel display manufacturing

  • Solar cell manufacturing: Applied in photovoltaic production

Unlike other cleaning gases, NF₃ leaves no residue, offers high cleaning speed, and decomposes easily. It's used in semiconductor and display manufacturing by major players across Korea, Taiwan, Japan, the US, Europe, and Southeast Asia.


What are the export and packaging requirements for NF₃?

UN Classification: NF₃ is shipped as UN2451, Class 2.2 (Non-flammable Gas) with an additional Oxidizer (5.1) label.

Packaging:

  • Cylinders: Steel cylinders (chromium-molybdenum alloy) with electrolytically polished inner walls. Valve connections: CGA330, CGA640, or DISS 640

  • Fill pressure: ≤1.5 MPa; filling coefficient ≤0.76 kg/L

  • Bulk: ISO tanks for large-volume orders

Transport rules:

  • No air transportOnly by sea, rail, or road transport

  • Store in cool, ventilated areas at ≤30°C

  • Keep away from combustibles, reducing agents, and food chemicals

  • Cylinders must be inspected every two years

  • Critical: Mixed loading prohibited with Class 1 explosives and certain organic peroxides
